PECVD制备嵌埋在硅槽中的硅反Opal结构 李宇杰1,韩喻1,谢凯1,许静1 (1.国防科学技术大学材料工程与应用化学系,长沙,410073) 摘要:摸索了利用PECVD方法制备嵌埋于硅槽中Si反Opal结构的工艺条件,探索性研究了射频功率,气体流量,反应室压力,沉积时间和Opal基底状态对填充效果的影响.结果显示射频功率越小,流量越低,反应室压力越大,则反应速率越低,Opal结构内外填充越均匀.同时,在[SiHm]自由基扩散通道不被堵塞的前提下,沉积时间越长,Opal结构排列越规整,则整体填充越致密,越有利于反Opal结构的形成. 关键词:PECVD; 反Opal结构; Si凹槽; [全文内容正在添加中] ......
SnO2反opal光子晶体的制备及表征代超,王爱军,陈胜利,袁桂梅中国石油大学(北京)重质油国家重点实验室摘 要:以PS opal膜为模板制得了SnO2反opal光子晶体膜.采用浸渍提拉法和Sol-LPD法对PS opal模板进行填充,450℃焙烧除去PS模板得到SnO2反opal光子晶体.SEM和UV-Vis透射表征显示,两种填充方式都能得到三维有序的SnO2反opal光子晶体;以相同的PS opal膜为模板,通过Sol-LPD填充法得到的SnO2反opal膜的禁带位置向长波移动(以浸渍提拉法制得的光子晶体的禁带位置为基准).这证实Sol-LPD填充法比浸渍提拉法有更高的填充率.通过Sol-LPD填充法还能够制备具有多重禁带的SnO2反opal异质复合膜.关键词:氧化锡反opal;光子......
