改进sol-gel技术BST薄膜的制备及性能研究 刘少波1,曾亦可2,姜胜林2,刘梅冬2 (1.中国科学院电工研究所,北京,100080;2.华中科技大学,电子科学与技术系,湖北,武汉,430074) 摘要:为了制备高性能BST薄膜,采用改进的溶胶-凝胶(solge1)方法在Pt/Ti/SiO2/Si基片上制备出了不同结构,不同组成的BST薄膜;研究了BST薄膜的微观结构及其介电,铁电性能.XRD分析表明,当热处理温度为750℃时,得到完整钙钛矿结构的薄膜材料.SEM电镜显示,含种子层的Ⅱ,Ⅲ,Ⅳ3种不同类型的BST薄膜的结晶状况有很大改善.得到的BST20薄膜的介电峰温区覆盖常温段,介电常数为405,介电损耗为0.011,剩余极化强度为Pr=2.3μC·cm-2,矫顽场为Ec=45kV/cm. 关键词:改进sol-gel方法; BST薄膜; 电性能; [全文内容正在添加中] ......

SOL-GEL方法制备PZT铁电薄膜新方法及铁电特性研究 钟琪1,程旭1,汤庭鳌1,姚海平1,姜国宝1,黄维宁1,颜雷1 (1.复旦大学电子工程系微电子学研究所,上海,200433) 摘要:我们用SOL-GEL方法对PZT的制备进行了深入细致的研究,PZT薄膜不同组分的加入顺序对铁电特性的影响较小,而精确地控制PZT铁电薄膜的组分是制备性能良好的铁电薄膜的关键,铁电薄膜的退火条件对铁电薄膜特性有着至关重要的影响.我们运用将Zr及Ti有机物溶液加入Pb的有机溶液的新的制备工艺流程以精确地控制Pb/Zr/Ti的组分,从而制备出性能良好的铁电薄膜.在大量实验的基础上,我们绘制出扩散炉和快速热退火时,钙钛矿的形成与退火温度及时间的关系图,并且得出PZT铁电薄膜最佳的退火温度和时间区域. 关键词:SOL-GEL PZT 钙钛矿结构; [全文内容正在添加中] ......

Sol-gel法超细SrFe12O19磁粉的制备 贺海燕1 (1.陕西科技大学,陕西,咸阳,712081) 摘要:应用sol-gel法成功地合成了超细SrFe12O19磁粉.研究了Sr2+与Fe3+离子比,醇水比,预热处理温度和升温速率对粉体的形成及其性能的影响.XRD分析表明磁粉形成了单相的锶铁氧体粉体;生成单相SrFe12O19粉体的Sr2+与Fe3+的离子摩尔比为1.13∶12.00;粒子尺寸为43.2 nm~51.8 nm,接近理论单畴尺寸,使粉体有较高的矫顽力.低温预处理,较高的醇水比和300℃~900℃之间较快的升温速率导致了粒子结晶度和沿易磁化c-轴取向晶化的显著增大,这又增大了粉体的饱和磁化强度. 关键词:sol-gel法; 制备工艺; SrFe12O19磁粉; 粒子尺寸; 取向结晶; [全文内容正在添加中] ......
