基于光子增强热电子发射太阳能电池影响因素分析

摘    要:分析光子增强热电子发射(photon enhanced thermionic emission,PETE)器件光电转换原理,对其光电转换效率计算模型进行简化,并验证其光电转换效率的计算方法,据此分析影响PETE器件的光电转换效率的因素,讨论PETE器件的可行的工作条件。研究结果表明:建立的模型效率计算结果与参考模型效率理论值的平均绝对偏差为2.22%;当阴极工作温度为480 K,阴极禁带宽度为1.33 eV,电子亲和势为 0.4 eV时,理论效率可达25.84%。

Abstract: The operation principle of photon enhanced thermionic emission(PETE) was analyzed, the evaluation method about its photon-to-electron conversion efficiency(IPCE) was simplified and validated in terms of previous theories and data, and then some factors on the IPCE of PETE converters were discussed, including the available working range. The results show that the mean absolute deviation about IPCE of the simplified model and the reference model is about 2.22%, that is, the model is reasonable. According to the discussion, the IPCE is 25.84% while the temperature of cathode is 480 K, the band gap of cathode is 1.33 eV, and the electron affinity is 0.4 eV.
